Wolfspeed unveiled its new 1200-volt silicon carbide (SiC) six-pack power modules, designed for high-power inverter applications in electric vehicles and industrial machinery. These modules are intended to support aggressive inverter applications in electric vehicles (EVs) and industrial equipment with Wolfspeed Gen 4 SiC MOSFET technology. They combined with an enhanced packaging strategy, resulting in a dramatic improvement in performance and reliability.

The firm states that the new modules offer three times the operating-temperature power-cycling capability of its competitors. It can also increase inverter current by 15% while maintaining an industry-standard footprint. This makes Wolfspeed respond to the increased demand for high-efficiency, high-power-density inverters in the automotive and industrial markets.
The 1200 V SiC modules feature several technical improvements, including a 22% reduction in the source-to-drain on-resistance at 125 °C compared to the prior generation. The turn-on energy is reduced by an order of magnitude over operating temperatures, and the soft-body design of the diodes contributes to a 30% decrease in switching losses.
Additionally, the VDS overshoot during the reverse recovery event is nearly 50% lower than in the previous generation of Wolfspeed.
Wolfspeed notes that these six-pack modules are especially used in high-performance products such as industrial inverters. With the growing electrification of commercial and industrial power needs, Wolfspeed modules offer a scalable solution that can support the existing and future power needs. This aligns with the international trend towards using SiC technology to enhance efficiency and minimize maintenance in energy-intensive processes. Furthermore, the introduction of these modules demonstrates that Wolfspeed is committed to addressing the growing market demand for electrification and energy-saving solutions.
Dr. Cengiz Balkas, Chief Business Officer, Wolfspeed
“These modules provide a means for electric mobility OEMs to take a quantum leap forward in technology. We took proven, well-rounded switching performance made possible by our Gen 4 MOSFETs and turned the knobs further with our YM package to greatly improve power cycling, one of the biggest performance hurdles a power designer can face. In doing so, we’re delivering the reliability, efficiency, and power density that heavy-duty, construction, and agricultural vehicles demand.”
